Abstract

Transparent conducting oxide (TCO) films have been widely used in optoelectronic devices, such as OLEDs, TFTs, and solar cells. However, thin films of indium tin oxide (ITO) have few disadvantages pertaining to process parameters such as substrate temperature and sputtering power. In this study, we investigated the requirements for using TCO films in silicon-based solar cells and the best alternative TCO materials to improve their efficiency. Moreover, we discussed the current status of high-efficiency solar cells using low-temperature TCO films such as indium zinc oxide and Zr-doped indium oxide.

1. 서 론

투명 전극 박막은 가시광선 영역에서 높은 투과율(80% 이상)과 낮은 면저항 요구조건 등을 충족해야 하는데 OLED, Solar cells 및 TFT와 같은 광전소자에서 다양하게 적용되고 있다.[1~3] 투명 전극 박막으로 광학적 밴드갭 3.5 eV 이상의 ITO 박막은 산화인듐에 주석을 치환 고용하여 n-type의 전도 특성을 갖는다.[4] 한편 ITO 외에도 SnO2, ZnO, FTO 등의 소재를 사용하고 있지만, 현재까지 ITO가 전기적・광학적 특성이 가장 우수하며 널리 사용 하고 있다.[5~7]

하지만, ITO 박막은 유리 및 flexible 기판상에서 사용하는데 어려움, 대면적 증착과 저가 제조의 어려움[8] 등의 많은 단점 때문에 CVD, E-Beam Evaporation, Spray-Pyrolysis 등의 공정을 통해 단점을 극복할 수 있는데, 이것 또한 300℃ 이상의 공정온도에서 진행하거나 전기적・광학적 특성을 보완할 수 있는 열처리 과정이 요구되므로 제조가격이 상승하고 유연 소재 상의 박막 제조가 어렵다는 단점이 여전히 존재한다.[9~11] 그래서 본 논문에서는 태양전지 산업의 응용을 위해 ITO 박막을 대체할 투명 전극소재의 종류와 이를 응용하여 제작된 태양전지 연구동향에 대해 알아보고자 한다.


2. 고효율 태양전지 응용을 위한 투명전 극 박막의 요구조건 및 소재

일반적으로 낮은 면저항의 전기적 특성과 투과율 80% 이상의 광학적 특성 조건을 충족해야 고성능의 광전소자 적용을 위한 투명 전극 소재로 활용할 수 있다. 이번 절에서는 태양전지 적용을 위해 응용 가능한 투명전극 소재 및 요구조건에 대해 알아보고자 한다.

Figure 1은 앞서 설명한 바와 같이 면저항 범위에 따른 응용 가능한 광전소자를 나타낸 것이다. 위 그림에서 알 수 있듯이 태양전지에서 요구되는 면저항은 낮아질수록 활용 가능하다는 것을 알 수 있다. 이 때 투명 전극 소재는 E-beam evaporation, spray-pyrolysis, CVD, sputtering 등의 다양한 방법을 활용할 수 있지만, 대면적 코팅이 가능하고, 우수한 성능 및 제조가격의 저가화 측면을 고려하면 sputtering 제법이 상용화에 있어 가장 적합하다고 볼 수 있다.[13] 이처럼 적합한 방법과 함께 면저항과 투과율을 고려하여 부합할 소재는 무엇인지 조사할 필요가 있는데 Fig. 2는 투명 전극 소재와 관련하여 현재까지 학계에 보고된 것으로 광학적・전기적 특성에 따른 각 소재별 특성을 나타낸 것이다.

Figure 2에서 알 수 있듯이 태양전지 응용을 위해서 투명 전도 박막은 10∼40Ω/□의 면저항, 80% 이상의 투과도 범위를 겹쳐보면 ITO, Other doped metal oxide, Metal grid, Ag Nanowires가 응용 가능한 소재인 것으로 파악된다. 조사한 물질들에서 ITO 박막은 태양전지를 응용하는데 가장 적합한 물질로 열안정성, 우수한 에칭성, 낮은 비저항 등의 장점은 가지고 있지만 비싼 제조가격, 유연 태양전지 응용의 부적합성 등이 여전하다. 그래서 ITO를 대체하고자 사용할 수 있는 소재로 ZnO, ZnO:Al(AZO) 박막인데 ITO 박막과 비교하면 높은 투과율, 300℃ 이하의 낮은 결정화 온도, 대면적 증착이 가능하고 광 포획(광산란, 포집 센터 설계)이 용이한 점, 저가, 무독성, 풍부한 자원, 수소에 의한 우수한 저항성 등의 강점은 있지만 ITO 박막과 비교하면 여전히 전기전도도가 낮다.

ITO 및 ZnO (혹은 AZO) 박막은 물성 자체로는 큰 문제는 없으나 유기 태양전지 소자에 적용하고자 투명 전도 박막을 증착하게 되면 기판온도로 인한 열, 플라즈마 생성으로 인한 UV, 스퍼터링에 의한 이온입자들의 충격 등이 민감하게 작용하여 특성을 저하시키는 등의 치명적인 단점을 초래한다.[15] 그래서 이처럼 단점을 보완하려면 상온부터 150℃ 사이의 온도 범위와 플라즈마로 인한 이온 입자의 충격 완화를 위해 적절한 증착 조건을 찾는 것이 매우 중요할 것으로 사료된다.

그래서 ITO, ZnO (혹은 AZO) 등의 박막 외에 상온부터 150℃까지 태양전지에 적용 가능한 투명 전극 박막의 요구특성은 앞서 언급한 내용과 함께 고이동도, 낮은 캐리어 농도 특성을 나타내야 하는데 Indium oxide(In2O3) 기반의 투명 전극 박막이 이에 해당되며, W, Ti, Zr, Zn, Ce, Mo 등의 불순물이 도핑되면 증착 조건에 따라서 최소 71 cm2/Vs에서 최대 110 cm2/Vs의 이동도 특성을 나타낸다고 보고하였다.[16]

위의 Table 1에서 In2O3:H, IWO, ITiO, ICeO 등의 언급된 투명전극 박막은 100℃ 이하의 저온에서 증착하지만 결정화 크기가 작기 때문에 200℃ 이하의 후열처리 공정을 별도로 진행해야 하는 단점이 있다. 그래서 이러한 단점을 보완하기 위한 전도유망한 투명 전극 소재로는 In2O3:ZnO(IZO), In2O3:ZrO2(IZRO)인데,[20,22] IZO는 In2O3과 ZnO의 타겟 조성비가 90:10의 비율로 100℃ 이하의 증착 온도, 100 nm 두께 기준으로 40Ω/□의 면저항 특성을 보이며 IZRO는 IZO보다 더 낮은 25Ω/□의 면저항과 100 cm2/Vs의 높은 이동도 특성을 나타낸다. 그래서 위 내용을 기초로 하여 IZO, IZRO 박막이 응용된 고효율 페로브스카이트/실리콘 태양전지의 적용 사례에 대해 다음절에서 논의하고자 한다.

3. 저온공정 가능한 투명 전도 박막이 적 용된 고효율 태양전지의 최근 연구 사례

앞서 설명한 바와 같이 상온부터 100℃ 이하까지 저온에서 증착할 수 있는 전도유망한 소재로는 IZO, IZRO 박막이라는 것을 확인하였다. 그래서 이번 절에서는 IZO, IZRO 박막이 적용된 페로브스카이트/실리콘 탠덤 태양전지에 대한 최근 연구 사례에 대해 알아보고자 한다. Fig. 3은 IZO, IZRO 투명 전극 박막이 적용된 페로브스카이트/실리콘 탠덤 태양전지 구조를 나타낸 것으로, Sahli 연구그룹에서는 하부셀인 실리콘 이종접합 태양전지에 상부셀인 페로브스카이트 태양전지를 적층하여 효율이 25.2%의 안정적인 특성을 갖는 구조를 개발했는데, 58 cm2/Vs 이동도, 51 Ω/□ 면저항 특성을 가진 IZO 박막을 응용했다고 보고했으며, Aydin 연구그룹은 77 cm2/Vs의 높은 전자 이동도, 18Ω/□의 낮은 면저항, 장파장 영역(~1100 nm)에서 5% 미만의 낮은 흡수도 특성을 가진 IZRO 박막을 응용하여 4T(터미널)의 페로브스카이트/실리콘 탠덤형 태양전지를 개발했으며 실리콘 하부셀의 전류밀도가 개선되어 효율을 26.2% 까지 확보하였다.[24,25]

Masis 연구그룹은 IZRO 박막을 실리콘 이종접합 태양전지에 적용하여 40 mA/cm2 전류밀도, 23.4%의 효율, Jŏst 연구그룹은 Light Management(LM) foil, IZO 박막으로 구성한 4T 페로브스카이트/실리콘 탠덤형 태양전지에서 26.5%의 높은 효율을 달성했음을 보고하였다.[20,26] 2018년부터 현재까지 학계에 보고된 2T 페로브스카이트 기반의 탠덤형 태양전지 효율에 관한 것으로 실리콘/페로브스카이트 구조의 탠덤형 태양전지에서 25% 이상의 변환효율을 얻었고, 반면에 페로브스카이트/CIGS, 페로브스카이트/페로브스카이트 구조의 탠덤형 태양전지의 변환효율은 각각 최대 23.3%, 24.8% 까지 얻었음을 Table 2에서 보여주고 있다.[27]

페로브스카이트/페로브스카이트 탠덤형 태양전지는 두 개의 셀이 접합되어 있어서 다른 태양전지에 비해 fill factor는 높으나 전류매칭 문제로 인해 25% 이상의 고효율을 달성하기 어렵다. 그리고 페로브스카이트/CIGS 탠덤형 태양전지는 서로 다른 두 물질의 접합 불일치와 공정온도를 비롯한 여러 이슈로 인해 효율 개선에 한계가 있다. 반면에 페로브스카이트/실리콘 탠덤형 태양전지는 앞서 설명한 것 외에 피라미드 텍스처 표면을 비롯하여 광 포획을 위한 구조 등을 이상적으로 최적화하면 전류가 매칭 되어 30% 이상을 능가하는 효율을 얻을 수 있을 것으로 보고 있다.


4. 결 론

이번 논문에서는 저온 공정을 기반으로 하여 고 투과도, 낮은 면저항 특성을 나타내는 투명 전극 소재에 대해 알아보았다. ITO 박막은 투과도, 면저항 특성 등의 다양한 장점을 가졌으나 그럼에도 불구하고 Thermal budget, 플라즈마의 UV 영향, 스퍼터된 이온입자 충격에 의한 계면손상 등의 공정 이슈를 해결해야 한다. 그리하여 이를 대체할 수 있는 물질로 ZnO 박막이 전도유망한데, 이 또한 낮은 전기전도도 특성 때문에 후열처리 과정을 진행해야 한다. 앞서 언급했던 다양한 이슈(낮은 공정온도, 높은 전기전도도, 높은 투과도) 해결을 위해서는 In2O3 기반의 투명 전극 소재가 필요하며 가장 전도유망한 물질로 IZO, IZRO 박막이 좋은 예로 낮은 thermal budget, 장파장 영역에서의 낮은 흡수는 투과도 향상에 기여할 뿐만 아니라 ITO 박막과 비교하면 투명전극 소재로 충분히 활용 가능하다.

이러한 투명 전극 소재를 바탕으로 적용된 페로브스카이트/실리콘 탠덤 태양전지가 25% 이상의 효율을 얻었다는 점과 광학적 설계를 최적화 하면 30% 이상의 높은 효율을 얻을 수 있다.
